Bu tez çalışmasında magnetik saçtırma yöntemi kullanılarak imal edilen Mo/nSi Schottky diyotu 300ºC, 400ºC, 500ºC de tavlama işlemine tabi tutuldu. Yapının tavlanmamış ve ısıl işlem uygulanmış durumu için I-V ve C-V karakteristiklerin her biri için ayrı ayrı alındı. Diyot parametreleri idealite faktörü (n), engel yüksekliği (Φ_b) ve seri direnç (R_s) değerleri hem I-V hem de C-V karakteristikleri kullanılarak farklı yöntemlerle hesaplandı. I-V karakteristiğinden, tavlanmamış numune için n ve Φ_b 2,36 ve 0,69 eV iken 300ºC,400ºC ve 500ºC'de tavlanmış numuneler için sırasıyla 2,20 ve 0,70 eV, 1,63 ve 0,73 eV ve 1,49 ve 0,74 eV olarak hesaplandı. Ayrıca farklı tavlama sıcaklıkları için ara yüzey hallerinin enerji yoğunluk dağılım profilleri araştırıldı. Böylece ısıl işlemin diyot parametrelerinde yaptığı değişlikler belirlendi. In this thesis work the Mo/nSi Schottky diode manufactured using the magnetic scattering method was subjected to annealing at 300ºC, 400ºC, 500ºC. Diode parameters were calculated separately from the I-V and C-V characteristics for the non-annealed and heat-treated state of the structure. As a result of the measurements, the ideality factor (n), barrier height (Φ_b) and series resistance (R_s) values were calculated. n and Φ_b were calculated as 2.36 and 0.69 eV for the non-annealed sample. After annealed at 300ºC, 400ºC, and 500ºC, n and Φ_b were found as 2.20 and 0.70 eV, 1.63 and 0.73 eV and 1.49 and 0.74 eV, respectively. In addition, the energy density distribution profiles of the interface states for different annealing temperatures were investigated. Thus, the changes made by the heat treatment in the diode parameters were determined. Keywords: Schottky contacts, Schottky Barriers, Diode, n model.
